1Hetero-gate-dielectric double gate junctionless transistor(HGJLT)with reduced band-to-band tunnelling effects in subthreshold regime显示文摘We propose a hetero-gate-dielectric double gate junctionless transistor(HGJLT), taking high-k gate insulator at source side and low-k gate insulator at drain side, which reduces the effects of band-to-band tunnelling(BTBT) in the sub-threshold region. A junctionless transistor(JLT) is turned off by the depletion of carriers in the highly doped thin channel(device layer) which results in a significant band overlap between the valence band of the channel region and the conduction band of the drain region, due to off-state drain bias, that triggers electrons to tunnel from the valence band of the channel region to the conduction band of the drain region leaving behind holes in the channel.These effects of band-to-band tunnelling increase the sub-threshold leakage current, and the accumulation of holes in the channel forms a parasitic bipolar junction transistor(n–p–n BJT for channel JLT) in the lateral direction by the source(emitter), channel(base) and drain(collector) regions in JLT structure in off-state.The proposed HGJLT reduces the subthreshold leakage current and suppresses the parasitic BJT action in off-state by reducing the band-to-band tunnelling probability.Bahniman Ghosh Partha Mondal M.W.Akram Punyasloka Bal Akshay Kumar Salimath 2014Journal of Semiconductors2014,35,6:2

5Design of radiation hard phase-locked loop at 2.5 GHz using SOS-CMOS显示文摘A radiation hard phase-locked loop (PLL) is designed at 2.5 GHz using silicon on sapphire complementary metal-oxide-semiconductor process. Radiation hardness is achieved through improving circuit design without sacrificing real estate. Stability is guaranteed by a fully self-bias architecture. The lock time of PLL is minimized by maximizing the loop bandwidth. Frequency tuning range of voltage controlled oscillator is significantly enhanced by a novel load configuration. In addition, multiple bias stages, asynchronous frequency divider, and silicon on sapphire process jointly make the proposed PLL more radiation hard. Layout of this PLL is simulated by Cadence Spectre RF under both single event effect and total induced dose effect. Simulation results demonstrate excellent stability, lock time < 600 ns, frequency tuning range [1.57 GHz, 3.46 GHz], and jitter < 12 ps. 12P-type double gate junctionless tunnel field effect transistor显示文摘We have investigated the 20 nm p-type double gate junctionless tunnel field effect transistor(PDGJLTFET) and the impact of variation of different device parameters on the performance parameters of the P-DGJLTFET is discussed. We achieved excellent results of different performance parameters by taking the optimized device parameters of the P-DGJLTFET. Together with a high-k dielectric material(TiO2/ of 20 nm gate length, the simulation results of the P-DGJLTFET show excellent characteristics with a high ION of 0.3 mA/ m,a low IOFF of 30 fA/ m, a high ION=IOFF ratio of 1 1010, a subthreshold slope(SS) point of 23 mV/decade,and an average SS of 49 mV/decade at a supply voltage of –1 V and at room temperature, which indicates that PDGJLTFET is a promising candidate for sub-22 nm technology nodes in the implementation of integrated circuits.M.W.Akram Bahniman Ghosh Punyasloka Bal Partha Mondal 2014Journal of Semiconductors2014,35,1:0
13Clinical outcome of orbital apex syndrome in COVID associated mucormycosis patients in a tertiary care hospital显示文摘AIM: To share clinical pattern of presentation, the modalities of surgical intervention and the one month postsurgical outcome of rhino-orbito-mucormycosis(ROCM) cases.METHODS: All COVID associated mucormycosis(CAM) patients underwent comprehensive multidisciplinar y examination by ophthalmologist, otorhinolaryngologist and physician. Patients with clinical and radiological evidence of orbital apex involvement were included in the study. Appropriate medical and surgical intervention were done to each patient. Patients were followed up one-month post intervention. RESULTS: Out of 89 CAM patients, 31(34.8%) had orbital apex syndrome. Sixty-six(74.2%) of such patients had pre-existing diabetes mellitus, 18(58%) patients had prior documented use of steroid use, and 55(61.8%) had no light perception(LP) presenting vision. Blepharoptosis, proptosis, complete ophthalmoplegia were common clinical findings. Seventeen(19.1%) of such patients had variable amount of cavernous sinus involvement. Endoscopic debridement of paranasal sinuses and orbit with or without eyelid sparing limited orbital exenteration was done in most cases, 34(38.2%) patients could retain vision in the affected eye. CONCLUSION: Orbital apex involvement in CAM patients occur very fast. It not only leads to loss of vision but also sacrifice of the eyeball, orbital contents and eyelids. 14A laterally graded junctionless transistor显示文摘This paper proposes a laterally graded junctionless transistor taking peak doping concentration near the source and drain region, and a gradual decrease in doping concentration towards the center of the channel to improve the I OFF and I ON/I OFF ratio. 16MedGini:Gini index based sustainable health monitoring system using dew computing显示文摘Monitoring biosignals is crucial for intelligent health applications.Internet of Health Things(IoHT)provides a new path for monitoring the biosignals.Environment adaptive data dissemination is the primary requirement for the deployment of time and space-efficient monitoring systems.Existing dew-based systems lack an opportunistic architecture of data-synchronization with the cloud.This paper proposes a model that makes efficient use of IoT and cloud-dew architecture for a sustainable health monitoring system.Wireless sensor nodes are used to monitor the biosignals dynamically.All accrued data is temporarily stored in the dew layer.It is synchronized with the cloud at a subsequent phase to achieve seamless accessibility and optimal scalability of the data.Data synchronization plays an essential role in the cloud dew framework.We have used the Gini index and Shannon entropy to ensure intelligent data synchronization with the cloud.Sometimes sensors produce erroneous data,which poses a significant threat to the sustainable health monitoring system.Fuzzy normal distribution with a triangular membership function has been used to clean up the data and filter out the outliers.Further,we compared the proposed MedGini model with the existing models and analyzed the system performance.MedGini is found to outperform others concerning cost and power consumption.Amiya Karmakar Partha Sarathi Banerjee Debashis De Sourav Bandyopadhyay Pritam Ghosh 2022Medicine in Novel Technology and Devices2022,,4:0
