| 4 | Effect of organic amine alkali and inorganic alkali on benzotriazole removal during post Cu-CMP cleaning显示文摘Benzotriazole(BTA), an anticorrosion agent of slurry, is the main organic pollutant remaining after CMP of multilayer copper wiring, and also the main removal object of post CMP cleaning. The adsorption of BTA onto the copper could form a dense Cu-BTA film, which makes the copper surface strongly passivated. According to this characteristic, quantitative analysis of BTA residue after cleaning is carried out by contact angle measurement and electrochemical measurement in this paper. A scanning electron microscope(SEM) with EDX was used to observe and analyze the BTA shape and elements. The efficiencies of organic alkali and inorganic alkali on the removal of BTA were studied. The corresponding reaction mechanism was also analyzed. | 5 | Single-cell transcriptome analysis reveals widespread monoallelic gene expression in individual rice mesophyll cells显示文摘Monoallelic gene expression refers to the phenomenon that all transcripts of a gene in a cell are expressed from only one of the two alleles in a diploid organism. Although monoallelic gene expression has been occasionally reported with bulk transcriptome analysis in plants, how prevalent it is in individual plant cells remains unknown. Here, we developed a single-cell RNA-seq protocol in rice and investigated allelic expression patterns in mesophyll cells of indica(93-11) and japonica(Nipponbare) inbred lines, as well as their F1 reciprocal hybrids. We observed pervasive monoallelic gene expression in individual mesophyll cells, which could be largely explained by stochastic and independent transcription of two alleles. By contrast, two mechanisms that were proposed previously based on bulk transcriptome analyses, parent-oforigin effects and allelic repression, were not well supported by our data. Furthermore, monoallelically expressed genes exhibited a number of characteristics, such as lower expression levels, narrower H3K4me3/H3K9ac/H3K27me3 peaks, and larger expression divergences between 93-11 and Nipponbare. | 7 | Effect of 1,2,4-triazole on galvanic corrosion between cobalt and copper in CMP based alkaline slurry显示文摘Cobalt has become a new type of barrier material with its unique advantages since the copper-interconnects in the great-large scale integrated circuits(GLSI)into 10 nm and below technical nodes,but cobalt and copper have severe galvanic corrosion during chemical–mechanical flattening.The effect of 1,2,4-triazole on Co/Cu galvanic corrosion in alkaline slurry and the control of rate selectivity of copper and cobalt were investigated in this work.The results of electrochemical experiments and polishing experiments had indicated that a certain concentration of 1,2,4-triazole could form a layer of insoluble and dense passive film on the surface of cobalt and copper,which reduced the corrosion potential difference between cobalt and copper.Meantime,the removal rate of cobalt and copper could be effectively controlled according to demand during the CMP process.When the study optimized slurry was composed of 0.5 wt%colloidal silica,0.1%vol.hydrogen peroxide,0.05 wt%FA/O,345 ppm1,2,4-triazole,cobalt had higher corrosion potential than copper and the galvanic corrosion could be reduced effectively when the corrosion potential difference between them decreased to 1 mV and the galvanic corrosion current density reached 0.02 nMeanwhile,the removal rate of Co was 62.396 nm/min,the removal rate of Cu was 47.328 nm/min,so that the removal rate ratio of cobalt and copper was 1.32:1,which was a good amendment to the dishing pits.The contact potential corrosion of Co/Cu was very weak,which could be better for meeting the requirements of the barrier CMP. | Lei Fu Yuling Liu Chenwei Wang Linan Han | 2018 | Journal of Semiconductors2018,39,4: | 4 |

Colloidal silica, which is used as the abrasive material in copper CMP slurry, is considered as the main particle contamination. Abrasive particle residuals can cause device failure which need to be removed efficiently. In this paper, a type of CMP cleaner was used for particle removal using a cleaning solution consisting of FA/O Ⅱ chelating agent and FA/O Ⅰ surfactant. By varying the parameters of brush rotation speed, brush gap,and de-ionized water(DIW) flow rate,a series of experiments were performed to determine the best cleaning results. Atomic force microscope(AFM) measurement was used to characterise the surface morphology of the copper surface and the removal of abrasive particles. | 12 | Detection of Prognostic Biomarkers for Hepatocellular Carcinoma through CircRNA-associated CeRNA Analysis显示文摘Background and Aims:The prognosis of hepatocellular carcinoma(HCC)is extremely poor;therefore,there is an urgent need for novel prognostic molecular biomarkers of HCC.The current investigation utilized circular(circ)RNA-associated competing endogenous(ce)RNAs analysis in order to identify significant prognostic biomarkers of HCC.Methods:CircRNAs and mRNAs that were differentially expressed between normal and HCC tissues were identi-fied.Their respective functions were predicted with Gene Ontology enrichment and Kyoto Encyclopedia of Genes and Genomes enrichment analyses.A nomogram was used for model verification.Results:A ceRNA network composed of differentially expressed circRNAs and mRNAs was con-structed.Significant hub nodes in the ceRNA network were hsa_circ_0004662,hsa_circ_0005735,hsa_circ_0006990,hsa_circ_0018403 and hsa_circ_0100609.By using this in-formation,a prognostic risk assessment tool was developed based on the expressions of seven genes(PLOD2,TARS,RNF19B,CCT2,RAN,C5orf30 and MCM10).Furthermore,multivariate Cox regression analysis revealed risk and T-stage parameters as independent prognostic factors.The nomograms that were constructed from risk and T-stage groups were used to further assess the prediction of HCC patient survival rates.The nomogram,which consisted of risk and T-stage scores assessment models,was found to be an independent factor for predicting prognosis of HCC.Conclusions:Five circRNAs,including hsa_circ_0004662,hsa_circ_0005735,hsa_circ_0006990,hsa_circ_0018403 and hsa_circ_0100609,that may play key roles in the pro-gression of HCC were identified.Seven gene signatures were identified,which were associated with the aforemen-tioned circRNAs,including PLOD2,TARS,RNF19B,CCT2,RAN,C5orf30 and MCM10,all of which were significant genes involved in the pathophysiology of HCC.These genes may be used as a prognosticating tool in HCC patients. | Li Han Maolong Wang Yuling Yang Hanlin Xu Lili Wei Xia Huang | 2022 | Journal of Clinical and Translational Hepatology2022,10,1: | 1 |
