| 2 | GaN-based substrates and optoelectronic materials and devices显示文摘In order to solve the problems of GaN heteroepitaxy on sapphire substrate,some techniques were explored.Freestanding GaN substrates have been made by hydride vapor phase epitaxy(HVPE),laser lift-off(LLO),and chemical mechanical polishing techniques.Wafer bending and cracking in the HVPE growth were partly settled by pulsed flow modulation method.High-crystal quality was established for 1.2 mm thick GaN substrate by X-ray diffraction measurement,in which the full width of half maximum values were 72,110 arcsec for(102),(002)peaks.A novel micro-size patterned sapphire substrate(PSS)and a nano PSS were also fabricated.High-power vertical structure light emitting diodes(VSLEDs)have been developed by Au–Sn eutectic wafer bonding,homemade micro-area LLO,and light extraction structure preparation.The high-injection-level active region with low temperature GaN sandwiched layers was used for lowefficiency droop.The light output power of VSLED was achieved as 400 mW driven at 350 mA,and the dominant wavelength is about 460 nm.The structures and properties of strain modulated superlattices(SLs)and quantum wells as well as advanced simulation of carriers transport across the electron blocking layer were investigated in laser diodes.The hole concentration was achieved as high as1.6 9 1018cm-3in AlGaN/GaN SLs:Mg by inserting an AlN layer.High-quality AlGaN epilayers and structures were grown by MOCVD.Some device structures of UV LEDs and detectors were demonstrated.The emission wavelength of 262 nm UV LED has been successfully fabricated.At last,high-quality InN and InGaN materials for solar cell were grown by boundary-temperature-controlled epitaxy and growth-temperature-controlled epitaxy.Hall-effect measurement showed a recorded electron mobility of 3,280 cm2/(V s)and a residual electron concentration of 1.47 9 1017cm-3at 300 K. | Guoyi Zhang Bo Shen Zhizhong Chen Xiaodong Hu Zhixin Qin Xinqiang Wang Jiejun Wu Tongjun Yu Xiangning Kang Xingxing Fu Wei Yang Zhijian Yang Zhizhao Gan | 2014 | Chinese Science Bulletin2014，59，12： | 4 |
| 3 | THEMIS observations of two substorms on February 26,2008显示文摘Two substorms occurred at ~04:05 and ~04:55 UT on February 26,2008 are studied with the in-situ observations of THEMIS satellites and ground-based aurora and magnetic field measurements.Angelopoulos et al.have made a comprehensive study of the 04:55 UT event.We showed detailed features of the two substorms with much attention to the first event and to the rela-tionship between mid-tail magnetic reconnection(MR) and substorm activities.It was found that in the earlier stage of each substorm,a first auroral intensification occurred 2-3 min soon after the start of mid-tail MR,followed by a slow and very lim-ited expansion.The auroral arcs were weak,short-lived,and localized,characterizing all features of a pseudobreakup.We re-garded the first auroral brightening as the initial onset of the substorms.A few minutes later,a second stronger auroral intensification appeared,followed by quick and extensive expansions.It was interesting to note that the second brightening and related poleward expansion happened almost simultaneously(within a couple of minutes) with the onset of earthward flow and dipolarization in the near-Earth tail and other phenomenon of the substorm expansion phase.We thus regarded the second auroral brightening as the major onset of the substorms.Furthermore,it was seen that during the growth phase of the two substorms,the polar cap open flux Ψ kept increasing,while it quickly reduced during the substorm expansion and recovery phase.These variations of Ψ implied that the evolution of the two substorm expansion phases were closely related to MR of tail lobe open field lines.Analysis of substorm activities revealed that the two events studied were small substorms;while estimate of MR rate indicated that the MR processes in the two substorms were weak.The aforementioned observations suggested that mid-tail MR initiated the pseudobreakup first;the earthward flow generated by MR transported magnetic flux and energy to the near-Earth tail to cause the formation of SCW and CD,which induced near-Earth dipolarization and major auroral brightening,and eventually led to the onset of the substorm expansion phase.These results were clearly consistent with the picture of NENL and RCS models and supported the two step initiation scenario of substorms. | CHU XiangNing PU ZuYin CAO Xin WANG Jue V.MISHIN V.ANGELOPOULOS LIU Jiang WEI Yong K.H.GLASSMEIER J.MCFADDEN D.LARSON S.MENDE H.FREY C.T.RUSSELL I.MANN D.SIBECK ZONG QiuGang FU SuiYan XIE Lun T.I.SAIFUDINOVA M.V.TOLOCHKO L.A.SAPRONOVA H.REME E.LUCEK | 2010 | Science China(Technological Sciences)2010，53，5： | 3 |

| 6 | Lattice constant effects of photonic crystals on the extraction of guided mode of GaN based light emitting diodes显示文摘We have fabricated a series of square-lattice hole photonic crystal (2PhC) arrays simultaneously at the un-current injection region on a special sample of GaN based light emitting diode (LED) by using focus ion beam milling (FIBM). The lattice constants of the 2PhC arrays vary from 230 to 1500 nm,while the 2PhC arrays have a constant area of about 9 μm×18 μm and a fixed depth of 150±10 nm which approaches but does not penetrate the active layer. Microscopic electroluminescence images and spectral measurements consistently confirm that the top emitting intensities from different 2PhCs are all enhanced compared with the unpatterned region. It is demonstrated that the output coupling of propagating guided modes is realized by the diffracted transmission of the 2PhCs. The enhancement factors of the guided modes compared with the unpatterned region are plotted as function of the lattice constant. It is found that the highest enhancements for the extraction of guided modes were obtained for the lattice constant of 230 and 460 nm of 2PhCs. | 8 | Middle lobe torsion after right upper and lower lobectomy:repositioning of lobar torsion using a3-cm uniportal video-assisted thoracoscopic surgery显示文摘We aimed to describe a method for repositioning of right middle lobar torsion by using a 3-cm uniportal video-assisted thoracoscopic surgery(VATS) approach. Middle lobe torsion occurred after right upper and lower lobectomy in a 74-year-old man. Immediate re-exploratory thoracotomy using the 3-cm uniportal VATS approach was performed. The torsion was corrected, and the lobe was anchored to the anterior chest wall with Prolene stitches. The patient recovered well postoperatively with daily improvements in chest radiographic findings. Follow-up examination was performed using fiberbronchoscopy, which revealed an unobstructed right middle lobe bronchus and sticky yellow sputum. Follow-up chest computed tomography was performed 3 months after the primary surgery and revealed increased expansion of the right middle lobe. We repositioned the right middle lobe successfully by using the 3-cm uniportal VATS approach, but more cases are needed to confirm the feasibility of the approach. | 9 | Pressure gradient evolution in the near-Earth magnetotail at the arrival of BBFs显示文摘Using in situ observations from THEMIS A, D and E during the 2008–2011 tail season, we present a statistical study of the evolution of pressure gradients in the near-Earth tail during bursty bulk flow(BBF) convection.We identified 138 substorm BBFs and 2,197 non-substorm BBFs for this study. We found that both the pressure and the BZcomponent of the magnetic field were enhanced at the arrival of BBFs at the spacecraft locations. We suggest that the increase of BZduring non-substorm BBFs is associated with flux pile-up. However, the much stronger enhancement of BZduring substorm BBFs implies the occurrence of magnetic field dipolarization which is caused by both the flux pile-up process and near-Earth current disruption. Furthermore, a bow-wave-like high pressure appears to be formed at the arrival of substorm BBFs,which is responsible for the formation of region-1-sense FACs. The azimuthal pressure gradient associated with the arrival of substorm BBFs lasts for about 5 min. The enhanced pressure gradient associated with the bow waveis caused by the braking and diversion of the Earthward flow in the inner plasma sheet. | 10 | Lattice-parameter effects on diffracted transmission of GaN two-dimensional square-lattice photonic crystals显示文摘The lattice-parameter effects on the diffracted transmission of GaN square-lattice photonic crystals (2PhC) at the wavelength of 460 nm were studied by using a rigorous coupled wave analysis (RCWA). The impacts of lattice parameters on the diffracted transmission are calculated in the ranges for lattice pitch from 100 nm to 2000 nm,fill factor from 0.1 to 0.9 and grating height from 100 nm to 1000 nm,respectively. Our simulation results confirm that the lattice pitch is the dominant factor of the diffraction. It determines how many orders of diffraction occur by the 2PhCs. The larger the lattice pitch,the higher the diffraction orders come into play. Moreover,besides the first-order Bragg diffraction,higher diffraction orders from large pitches of PhCs are also beneficial to the light extraction improvement. The higher enhancement factors of the integrated transmission were obtained from a wide range of pitches with micro-scale GaN 2PhCs. Methods: Forty patients with mid and upper esophageal tumor enrolled into this study were randomly allocated into two groups(the control group, group C and the novel method group, group N). All the patients were applied mechanical anastomosis to finish the cervical esophageal reconstruction. The procedure of NGT insertion for group C use the conventional method; well, the group N use the novel technique. Results: All the patients in group N had been finished the NGT insertion in the first attempt, and the total time for insertion was(5.05 ± 1.15) mins; on the contrary, for the group C, duration of insertion(min) was(24.45 ± 5.23) mins, and the successful rate of NGT insertion in the first attempt was 40%(P < 0.05); no one in group N had coiling/kinking, and 6/20(30%) in group C had it(P = 0.020). The complication rate of bleeding between the two group had no significant difference.
