1Calculation of band structure in (101)-biaxially strained Si显示文摘The structure model used for calculation was defined according to Vegard's rule and Hooke's law. Calculations were performed on the electronic structures of(101)-biaxially strained Si on relaxed Si1-X GeX alloy with Ge fraction ranging from X = 0 to 0.4 in steps of 0.1 by CASTEP approach. It was found that [±100] and [00±1] valleys(-4) splitting from the [0±10] valley(-2) constitute the conduction b0and(CB) edge,that valence band(VB) edge degeneracy is partially lifted and that the electron mass is un-altered under strain while the hole mass decreases in the [100] and [010] directions. 2Valence band structure of strained Si/(111)Si_(1-x)Ge_x显示文摘The strained Si techique has been widely adopted in the high-speed and high-performance devices and circuits. Based on the valence band E-k relations of strained Si/(111)Si1-xGex, the valence band and hole effective mass along the [111] and [-110] directions were obtained in this work. In comparison with the relaxed Si, the valence band edge degeneracy was partially lifted, and the significant change was observed band structures along the [111] and [-110] directions, as well as in its corresponding hole effective masses with the increasing Ge fraction. 3Speech endpoint detection in low-SNRs environment based on perception spectrogram structure boundary parameter显示文摘The Perception Spectrogram Structure Boundary(PSSB)parameter is proposed for speech endpoint detection as a preprocess of speech or speaker recognition.At first a hearing perception speech enhancement is carried out.Then the two-dimensional enhancement is performed upon the sound spectrogram according to the difference between the determinacy distribution characteristic of speech and the random distribution characteristic of noise.Finally a decision for endpoint was made by the PSSB parameter.Experimental results show that,in a low SNR environment from-10 dB to 10 dB,the algorithm proposed in this paper may achieve higher accuracy than the extant endpoint detection algorithms.The detection accuracy of 75.2%can be reached even in the extremely low SNR at-10 dB.Therefore it is suitable for speech endpoint detection in low-SNRs environment.WU Di ZHAO Heming HUANG Chengwei XIAO Zhongzhe ZHANG Xiaojun XU Yishen TAO Zhi 2014Chinese Journal of Acoustics2014,33,4:8
4A New Species of the Genus Protobothrops(Squamata:Viperidae:Crotalinae) from the Dabie Mountains,Anhui,China显示文摘During a biological survey in July 2011, a pit viper was collected from the Yaoluoping Nature Reserve in the Dabie Mountains, Anhui, China. The pit viper's the total length measured 836 mm with a dorsal ground color of yellowbrown, decorated by 56 dark-brown transverse bands. The 4thsupralabial squama of the new species is separated from subocular by two squamae, and the tip of tail is orange; this combination of characters distinguish it from other species of the genus Protobothrops. 5Combinative Algorithms for the Multidisciplinary Collaborative Simulation of Complex Mechatronic Products Based on Major Step and Convergent Integration Step显示文摘Multidisciplinary collaborative simulation (MCS) is an important area of research in the domain of multidisciplinary design optimization (MDO).Although previous research for MCS has to some extent addressed some issues like using of multiple tools,integration stability,control of step size,data synchronization,etc,further work is still necessary to study how to achieve improved precision.A theoretical model is formulated to describe and analyze the integration process of MCS.A basic algorithm with equal major steps is proposed based on the model,along with two methods of implementation for the model,namely the serial method and the parallel method.A further algorithm based on convergent integration step is proposed,which has a more flexible strategy for run-time integration.The influence of interpolation techniques on simulation performance is studied as well.Simulations of the performance of various algorithms with different interpolation techniques are performed for both a simple numerical example and a complex mechatronic product.The novel algorithm based on convergent integration step,when used with a high-order interpolation technique,has better performance in terms of precision and efficiency.The innovation of this paper is mainly on the validation of high precision of the proposed convergent integration step algorithm.LIANG Silue ZHANG Heming WANG Hongwei 2011Chinese Journal of Mechanical Engineering2011,24,3:6
6Longitudinal,transverse,density-of-states,and conductivity masses of electrons in(001),(101) and(111) biaxiallystrained-Si and strained-Si_(1-x)Ge_x显示文摘In this study,the electron effective masses,including longitudinal,transverse,density-of-states and conductivity effective masses,have been systematically investigated in(001),(101) and(111) biaxially strained Si and Si1-xGex.It is found that the effect of strain on the longitudinal and transverse masses can be neglected,that the density-of-states masses in(001) and(110) biaxially strained Si and Si1-xGex materials decrease significantly with increasing Ge fraction(x),and that the conductivity masses along typical orientations in(001) and(110) strained Si and Si1-xGex.are obviously different from those in relaxed Si.The quantitative results obtained from this work may provide valuable theoretical references to understanding strained materials physics and studying conduction channel design related to stress and orientations in the strained devices.SONG JianJun YANG Chao ZHANG HeMing HU HuiYong ZHOU ChunYu WANG Bin 2012Science China(Physics,Mechanics & Astronomy)2012,55,11:5
7A solution of multidisciplinary collaborative simulation for complex engineering systems in a distributed heterogeneous environment显示文摘This paper presents an integrated approach to multidisciplinary collaborative simulation for complex engineering systems. The formulized paradigm of multidisciplinary collaborative simulation for com- plex engineering systems is principally analyzed. An IEEE HLA and web services based framework is proposed to provide a heterogeneous, distributed and collaborative running environment where multidisciplinary modeling, running management and post-processing of collaborative simulation are undertaken. The mechanism of multidisciplinary collaborative modeling, disciplinary model transformation, and time-synchronized simulation advancement are studied in detail. 8Hole mobility enhancement of Si by rhombohedral strain显示文摘The strain technology is an effective way to improve hole mobility and CMOS device performance. Tetragonal strain leading to hole mobility enhancement in strained Si (001) has been verified by two aspects of theories and experiments. In this paper, we aim to study rhombohedral strain effect on the hole mobility of Si, which results from growing on the (111) oriented relaxed Si1 xGex substrate. It is found that structure transformation of Si from cubic to trigonal system occurs under the biaxial tensile stress imposed by the (111) substrate and that its corresponding averaged hole mobility increases about one time at most in comparison with one of unstrained Si. 9Dynamic and nonlinear properties of epitaxial quantum dot lasers on silicon for isolator-free integration显示文摘This work investigates the dynamic and nonlinear properties of quantum dot(QD) lasers directly grown on silicon with a view to isolator-free applications. Among them, the chirp parameter, also named the αHfactor,is featured through a thermally insensitive method analyzing the residual side-mode dynamics under optical injection locking. The αHat threshold is found as low as 0.32. Then, the nonlinear gain is investigated from the gain compression factor viewpoint. The latter is found higher for epitaxial QD lasers on silicon than that in heterogeneously integrated quantum well(QW) devices on silicon. Despite that, the power dependence of the αHdoes not lead to a large increase of the chirp coefficient above the laser’s threshold at higher bias. This effect is confirmed from an analytical model and attributed to the strong lasing emission of the ground-state transition, which transforms into a critical feedback level as high as-6.5 d B, which is ~19 d B higher than a comparable QW laser.Finally, the intensity noise analysis confirms that QD lasers are overdamped oscillators with damping frequencies as large as 33 GHz. Altogether, these features contribute to fundamentally enhancing the reflection insensitivity of the epitaxial QD lasers. This last feature is unveiled by the 10 Gbit/s error-free high-speed transmission experiments. 11Penetration depth at various Raman excitation wavelengths and stress model for Raman spectrum in biaxially-strained Si显示文摘The carrier mobility of Si material can be enhanced under strain,and the stress magnitude can be measured by the Raman spectrum.In this paper,we aim to study the penetration depths into biaxially-strained Si materials at various Raman excitation wavelengths and the stress model corresponding to Raman spectrum in biaxially-strained Si.The experimental results show that it is best to use 325 nm excitation to measure the material stress in the top strained Si layer,and that one must pay attention to the distortion of the buffer layers on measuring results while 514 nm excitation is also measurable.Moreover,we established the stress model for Raman spectrum of biaxially-strained Si based on the Secular equation.One can obtain the stress magnitude in biaxially-strained Si by the model,as long as the results of the Raman spectrum are given.Our quantitative results can provide valuable references for stress analysis on strained materials.SONG JianJun YANG Chao HU HuiYong DAI XianYing WANG Cheng ZHANG HeMing 2013Science China(Physics,Mechanics & Astronomy)2013,56,11:3

13Research on mold flux for hypo-peritectic steel at high casting speed显示文摘Mold fluxes having adaptable properties were developed in the laboratory to solve quality defects, such as depressions and longitudinal cracks when casting hypo-peritectic steel at high casting speed. Firstly, the effect of components on the high basicity mold flux properties was first studied using the orthogonal method. In the scope of the studied content, Li2O has the largest effect on the melting temperature, and the least effect on the viscosity; CaF2 has the largest effect on the viscosity, and the least effect on the melting temperature; Na2O and CaO/SiO2 have no obvious influence on the melting temperature and viscosity. Secondly, two powders (Z1 and Z6) have reasonable viscosity-temperature curves, higher solidification temperatures, and porous structure after solidification, but the crystal property of Z6 is worse than that of Z1, and thus Z1 is more suitable for continuous casting hypo-peritectic steel at high casting speed. 14Observer-based control for the platform of a tethered space robot显示文摘This paper addresses the attitude control problem of a space tethered robot platform in the presence of unknown external disturbance caused by a connecting elastic tether. The tethergenerated unknown disturbance leads to tremendous challenges for attitude control of the platform.In this work, the perturbed attitude dynamics of the platform are derived with a consideration of the libration of the elastic tether, and then with the purpose of compensating the unknown disturbance, major attention is dedicated to develop a nonlinear disturbance observer based on gyros measurements, after which, an adaptive attitude scheme is proposed by combining the disturbance observer with a sliding mode controller. 17Recognition and localization of strawberries from 3D binocular cameras for a strawberry picking robot using coupled YOLO/Mask R-CNN显示文摘To solve the problem of high labour costs in the strawberry picking process,the approach of a strawberry picking robot to identify and find strawberries is suggested in this study.First,1000 images including mature,immature,single,multiple,and occluded strawberries were collected,and a two-stage detection Mask R-CNN instance segmentation network and a one-stage detection YOLOv3 target detection network were used to train a strawberry identification model which classified strawberries into two categories:mature and immature.The accuracy ratings for YOLOv3 and Mask R-CNN were 93.4%and 94.5%,respectively.Second,the ZED stereo camera,triangulation,and a neural network were used to locate the strawberry in three dimensions.YOLOv3 identification accuracy was 3.1 mm,compared to Mask R-CNN of 3.9 mm.The strawberry detection and positioning method proposed in this study may effectively be used to supply the picking robot with a precise location of the ripe strawberry.Heming Hu Yutaka Kaizu Hongduo Zhang Yongwei Xu Kenji Imou Ming Li Jingjing Huang Sihui Dai 2022International Journal of Agricultural and Biological Engineering2022,15,6:1

19Rho kinase mediates transforming growth factor-β1-induced vasculogenic mimicry formation: involvement of the epithelial-mesenchymal transition and cancer stemness activity显示文摘Vasculogenic mimicry(VM),a newly defined pattern of tumor blood supply,has been identified in several malignant tumors,including hepatocellular carcinoma(HCC).Rho kinase(ROCK)plays an important role in various types of cancers.However,whether ROCK participates in transforming growth factor-β1(TGF-β1)-induced VM formation is unclear.Here,we evaluated the role of ROCK in TGF-β1-induced VM formation in HCC.Our findings showed that the TGF-β1/ROCK signaling pathway is involved in VM formation by inducing the epithelial-mesenchymal transition.Furthermore,TGF-^1 and ROCK were found to play distinct roles in the cancer stem cell phenotype during VM formation.These results provide insights into potential antitumor therapies for inhibiting VM by targeting the TGF-pi/ROCK signaling pathway in HCC.Xue Zhang Jigang Zhang Heming Zhou Gaolin Liu Qin Li 2020Acta Biochimica et Biophysica Sinica2020,52,4:1
20Conversion from whispered speech to normal speech using the extended bilinear transformation method显示文摘A method of conversion from whispered speech to normal speech using the extended bilinear transformation was proposed.On account of the different deviation degrees of the whisper's formants in different frequency bands,the spectrum of the whispered speech will be processed in the separate partitions of this paper.On the basis of this spectrum,we will establish a conversion function able to usefully convert whispered speech to normal speech.Because of the whisper's non-linear offset in relation to normal speech,this paper introduces an expansion factor in the bilinear transform function making it correspond more closely to the actual conversion demands of whispered speech to normal speech.The introduction of this factor takes the non-linear move of the spectrum and the compression of the formant bandwidth into consideration,thus effectively reducing the spectrum distortion distance in the conversion.The experiment results show that the conversion presented in this paper effectively improves both the sound quality and the intelligibility of whispered speech.TAO Zhi ZHAO Heming TAN Xuedan GU Jihua ZHANG Xiaojun WU Di 2013Chinese Journal of Acoustics2013,32,4:1
