1Chemical mechanical polishing: Theory and experiment显示文摘For several decades,chemical mechanical polishing(CMP)has been the most widely used planarization method in integrated circuits manufacturing.The final polishing results are affected by many factors related to the carrier structure,the polishing pad,the slurry,and the process parameters.As both chemical and mechanical actions affect the effectiveness of CMP,and these actions are themselves affected by many factors,the CMP mechanism is complex and has been a hot research area for many years.This review provides a basic description of the development,challenges,and key technologies associated with CMP.We summarize theoretical CMP models from the perspectives of kinematics,empirical,its mechanism(from the viewpoint of the atomic scale,particle scale,and wafer scale),and its chemical-mechanical synergy.Experimental approaches to the CMP mechanism of material removal and planarization are further discussed from the viewpoint of the particle wear effect,chemical-mechanical synergy,and wafer-pad interfacial interaction.Dewen ZHAO Xinchun LU 2013Friction2013,1,4:18
2Derivation of Plastic Work Rate Done per Unit Volume for Mean Yield Criterion and Its Application显示文摘In Haigh Westergaard stress space linear combination of twin shear stress and Tresca yield functions is called the mean yield (MY) criterion. The mathematical relationship of the criterion and its plastic work rate done per unit volume were derived. A generalized worked example of slab forging was analyzed by the criterion and its corresponding plastic work rate done per unit volume. Then, the precision of the solution was compared with those by Mises and Twin shear stress yield criterions, respectively. 3Effect of Direct Quenching on Microstructure and Mechanical Properties of a Wear-resistant Steel显示文摘A wear-resistant steel was hot rolled at the same finish temperature,and subsequently treated with conventional reheat quenching and tempering process(RQ&T) and direct quenching and tempering process(DQ&T),respectively.The effect of direct quenching on the microstructure and mechanical properties was investigated in detail by using optical microscope,transmission electron microscope and scanning electron microscope equipped with electron backscattered diffraction.The results showed that the microstructures of both the RQ and DQ specimens were complex constituents of lath martensite and lower bainite.Compared with the RQ specimen,the lower bainite content in DQ specimen was much higher.Furthermore,the bainite in the DQ specimen extended into and segmented the prior austenite grains,which can decrease martensite packet size.The proportion of high-angle boundary in the DQ specimen was higher than that in the RQ specimen,which may improve the impact toughness.The carbides in DQ&T specimen were much finer and distributed even dispersively because direct quenching can retain substantive defects which may provide more nucleation sites for carbide precipitation in the tempering process.Besides,the mechanical properties of DQ and DQ&T specimens were superior than those subjected to RQ and RQ&T processes,respectively.Hongyu SONG Shunhu ZHANG Liangyun LAN Canming LI Haitao LIU Dewen ZHAO Guodong WANG 2013Acta Metallurgica Sinica(English Letters)2013,26,4:7
4Anti-rutting performance evaluation of modified asphalt binders: A review显示文摘Asphalt pavement inevitably suffers rutting distress induced by repeated loads under high temperatures, which can be effectively alleviated by the modification of asphalt binders.This paper summarized the asphalt modifiers for enhancing the performance of asphalt pavement at high temperatures in terms of the modifier type, additive amount and improving effect. Then, the anti-rutting performance evaluation methods of asphalt binder were introduced with details, including the ring and ball(R&B) test, the dynamic viscosity test, the zero/low shear viscosity(ZSV/LSV) test, the dynamic shear rheometer(DSR) test,the repeated creep and recovery(RCR) test, and the multiple stress creep and recovery(MSCR) test. Furthermore, the sensitivity of the evaluation method to asphalt modifier was analyzed using the normalization method. It was found that the indicators from the MSCR test could clearly reveal the influence of asphalt modifiers on high temperature performance of asphalt binder. But it still had some limitations affecting the accuracy of evaluation results, such as the number of creep-recovery cycles, the stress level and the recovery time. 5Contact stress non-uniformity of wafer surface for multi-zone chemical mechanical polishing process显示文摘A finite element analysis(FEA)model is developed for the chemical-mechanical polishing(CMP)process on the basis of a 12-in five-zone polishing head.The proposed FEA model shows that the contact stress non-uniformity is less dependent on the material property of the membrane and the geometry of the retaining ring.The larger the elastic modulus of the pad,the larger contact stress non-uniformity of the wafer.The applied loads on retaining ring and zone of the polishing head significantly affect the contact stress distribution.The stress adjustment ability of a zone depends on its position.In particular,the inner-side zone has a high stress adjustment ability,whereas the outer-side zone has a low stress adjustment ability.The predicted results by the model are shown to be consistent with the experimental data.Analysis results have revealed some insights regarding the performance of the multi-zone CMP.WANG TongQing LU XinChun ZHAO DeWen HE YongYong 2013Science China(Technological Sciences)2013,56,8:3

8Effect of boron addition on the microstructures and mechanical properties of thermomechanically processed and tempered low carbon bainitic steels显示文摘Thermomechanical process and tempering heat treatment were employed to produce the experimental steel plates. The effect of boron addition on the microstructure and mechanical properties of low carbon bainitic steels was studied in this paper. Microstructure observation and crystallographic features were conducted by using optical microscopy, SEM, TEM and electron back scattering diffraction (EBSD) analysis. The results showed that under the same rolling processes and heat treatment conditions, a substantial increase in strength is obtained by addition of boron into steel, but accompanied by an obvious drop in toughness. New martensite phase forms along the grain boundaries on tempering at 650 C mainly due to boron segregation, which can further deteriorate impact toughness of the boron bearing steel. The EBSD analysis showed that high angle grain boundary is not responsible for the deteriorated toughness of the boron bearing steel because it has relatively higher percentage of high angle grain boundary than the boron free steel. 9Graph-based image segmentation using directional nearest neighbor graph显示文摘Graph-based image segmentation techniques generally represent the problem in terms of a graph.In this work,we present a novel graph,called the directional nearest neighbor graph.The construction principle of this graph is that each node corresponding to a pixel in the image is connected to a fxed number of nearest neighbors measured by color value and the connected neighbors are distributed in four directions.Compared with the classical grid graph and the nearest neighbor graph,our method can capture low-level texture information using a less-connected edge topology.To test the performance of the proposed method,a comparison with other graph-based methods is carried out on synthetic and real-world images.Results show an improved segmentation for texture objects as well as a lower computational load.LIU Zhao HU DeWen SHEN Hui FENG GuiYu 2013Science China(Information Sciences)2013,56,11:1

18Microstructural Evolution and Toughness in the HAZ of Submerged Arc Welded Low Welding Crack Susceptibility Steel显示文摘Microstructural characteristics of different sub-regions of heat affected zone (HAZ) of low welding crack susceptibility steel weldment were investigated by using optical microscopy and scanning electron microscopy equipped with electron backscattered diffraction system. And the focus was put on the correlation between microstructural characteristics and HAZ toughness of the weldment. The results reveal that the toughness of fusion line zone (FLZ) specimens is much lower than that of fine grained HAZ (FGHAZ) specimens. The coarse inclusions in the weld metal and the large martensite-austenite constituents in the coarse grained HAZ (CGHAZ) have an obvious negative effect on the crack initiation energy of FLZ. Meanwhile, the coarse granular bainite with large effective grain decreases the crack propagation energy seriously.
