2氢气、氢气/硅烷等离子体时间分辨光发射谱的研究显示文摘为了加深对等离子体增强化学气相沉积的认识,采用增强型电荷耦合器件(ICCD)研究了氢气及氢气/硅烷混合气体在不同气压条件下的时间分辨光发射谱,获得了辉光放电等离子体瞬态微观动力学过程的清晰图像。纯氢气辉光条件下,在一个射频周期内,Hβ时间分辨光发射谱出现了4个峰。分析表明其中两个峰是由电子冲浪效应引起,额外两个峰的出现是由瞬时阳极时刻存在额外电场所致。另外,可观察到随着气压的增大,体欧姆加热效应增强。同氢气相比,当硅烷引入后,Hβ时间分辨光发射谱由原来4个明显发射峰变成了两个明显发射峰。张发荣 张晓丹 AMANATIDES E 赵颖 2019发光学报2019,40,4:1

15二维流体模型的建立及其在微晶硅薄膜中的应用显示文摘建立二维流体模型,研究甚高频等离子体化学气相沉积(VHF-PEVCVD)高速沉积氢化微晶硅(μc-Si:H)薄膜。模型采用平行电容耦合放电方式。模拟条件与实验条件相同,均为甚高频(70MHz)、高H2稀释SiH4和高压耗尽区域。模型的几何结构是根据实际高速沉积μc-Si:H薄膜的反应腔室建立的。模型是自适应的,建立在玻尔兹曼方程和泊松方程基础之上,包含87个气相反应和25个表面反应。将模拟沉积速率与相同实验条件下的结果相比较,结果发现,模型在微晶区域运行结果与实验结果吻合得很好。张发荣 张晓丹 Amanatides E Matras D 赵颖 2008光电子.激光2008,19,2:1
