| 1 | GaAsSb/InP异质结晶体三极管显示文摘当x~0.5时,GaAs1-xSbx的晶格与InP衬底匹配,其带隙为0.72 eV,可用于InP衬底上的异质结晶体三极管的基区材料。最近的实验结果表明GaAs0.5Sb0.5/InP的能带为Ⅱ型异质结构:GaAs0.5Sb0.5的导带位于InP导带之上180 meV,其价带位于InP价带之上760 meV,该价带偏置几乎是InGaAs/InP(378 meV)的两倍,这种大的价带偏置有效地阻止了空穴重注入到发射区,并且更重要的是其导带偏置使得电子以弹道方式从GaAs0.5Sb0.5基区发射到InP集电区。因此,从能带工程的角度分析,GaAs0.5Sb0.5是制作基于InP衬底的异质结晶体管(HBT)的理想基区材料。本文简要报道采用金属有机气相外延(MOVPE)生长GaAsSb/InP HBT器件材料。 | 和作现刚 Watkins,SP | 2001 | 固体电子学研究与进展2001，21，1： | 4 |
